Recent progress and challenges in magnetic tunnel junctions with 2D materials for spintronic applications

As Moore's law is gradually losing its effectiveness, developing alternative high-speed and low-energy-consuming information technology with post-silicon advanced materials is urgently needed. The successful application of tunneling magnetoresistance (TMR) in magnetic tunnel junctions (MTJs) has given rise to a tremendous economic impact on magnetic informatics, including MRAM, radio-frequency sensors, microwave generators and neuromorphic computing networks. The emergence of two-dimensional (2D) materials brings opportunities for MTJs based on 2D materials which have many attractive characters and advantages. Especially, the recently discovered intrinsic 2D ferromagnetic materials with high spin-polarization hold the promise for next-generation nanoscale MTJs. With the development of advanced 2D materials, many efforts on MTJs with 2D materials have been made both theoretically and experimentally. Various 2D materials, such as semi-metallic graphene, insulating h-BN, semiconducting MoS2, magnetic semiconducting CrI3, magnetic metallic Fe3GeTe2 and some other recently emerged 2D materials are discussed as the electrodes and/or central scattering materials of MTJs in this review. We discuss the fundamental and main issues facing MTJs, and review the current progress made with 2D MTJs, briefly comment on work with some specific 2D materials, and highlight how they address the current challenges in MTJs, and finally offer an outlook and perspective of 2D MTJs.

A Charge-Density-Wave Topological Semimetal

Topological physics and strong electron-electron correlations in quantum materials are typically studied independently. However, there have been rapid recent developments in quantum materials in which topological phase transitions emerge when the single-particle band structure is modified by strong interactions. We here demonstrate that the room-temperature phase of (TaSe$_4$)$_2$I is a Weyl semimetal with 24 pairs of Weyl nodes. Owing to its quasi-1D structure, (TaSe$_4$)$_2$I hosts an established CDW instability just below room temperature. Using X-ray diffraction, angle-resolved photoemission spectroscopy, and first-principles calculations, we find that the CDW in (TaSe$_4$)$_2$I couples the bulk Weyl points and opens a band gap. The correlation-driven topological phase transition in (TaSe$_4$)$_2$I provides a route towards observing condensed-matter realizations of axion electrodynamics in the gapped regime, topological chiral response effects in the semimetallic phase, and represents an avenue for exploring the interplay of correlations and topology in a solid-state material.

Tunable Rashba spin-orbit coupling and its interplay with multiorbital effect and magnetic ordering at oxide interfaces

The complex oxide heterostructures such as LaAlO3/SrTiO3 (LAO/STO) interface are paradigmatic platforms to explore emerging multi-degrees of freedom coupling and the associated exotic phenomena. In this study, we reveal the effects of multiorbital and magnetic ordering on Rashba spin-orbit coupling (SOC) at the LAO/STO (001) interface. Based on first-principles calculations, we show that the Rashba spin splitting near the conduction band edge can be tuned substantially by the interfacial insulator-metal transition due to the multiorbital effect of the lowest t_2g bands. We further unravel a competition between Rashba SOC and intrinsic magnetism, in which the Rashba SOC induced spin polarization is suppressed by the interfacial magnetic ordering. These results deepen our understanding of intricate electronic and magnetic reconstruction at the perovskite oxide interfaces and shed light on the engineering of oxide heterostructures for all-oxides-based spintronic devices.

Understanding and adjusting the selection bias from a proof-of-concept study to a more confirmatory study

It has long been noticed that the efficacy observed in small early phase studies is generally better than that observed in later larger studies. Historically, the inflation of the efficacy results from early proof-of-concept studies is either ignored, or adjusted empirically using a frequentist or Bayesian approach. In this article, we systematically explained the underlying reason for the inflation of efficacy results in small early phase studies from the perspectives of measurement error models and selection bias. A systematic method was built to adjust the early phase study results from both frequentist and Bayesian perspectives. A hierarchical model was proposed to estimate the distribution of the efficacy for a portfolio of compounds, which can serve as the prior distribution for the Bayesian approach. We showed through theory that the systematic adjustment provides an unbiased estimator for the true mean efficacy for a portfolio of compounds. The adjustment was applied to paired data for the efficacy in early small and later larger studies for a set of compounds in diabetes and immunology. After the adjustment, the bias in the early phase small studies seems to be diminished.

CDL: Curriculum Dual Learning for Emotion-Controllable Response Generation

Emotion-controllable response generation is an attractive and valuable task that aims to make open-domain conversations more empathetic and engaging. Existing methods mainly enhance the emotion expression by adding regularization terms to standard cross-entropy loss and thus influence the training process. However, due to the lack of further consideration of content consistency, the common problem of response generation tasks, safe response, is intensified. Besides, query emotions that can help model the relationship between query and response are simply ignored in previous models, which would further hurt the coherence. To alleviate these problems, we propose a novel framework named Curriculum Dual Learning (CDL) which extends the emotion-controllable response generation to a dual task to generate emotional responses and emotional queries alternatively. CDL utilizes two rewards focusing on emotion and content to improve the duality. Additionally, it applies curriculum learning to gradually generate high-quality responses based on the difficulties of expressing various emotions. Experimental results show that CDL significantly outperforms the baselines in terms of coherence, diversity, and relation to emotion factors.

Compose Like Humans: Jointly Improving the Coherence and Novelty for Modern Chinese Poetry Generation

Chinese poetry is an important part of worldwide culture, and classical and modern sub-branches are quite different. The former is a unique genre and has strict constraints, while the latter is very flexible in length, optional to have rhymes, and similar to modern poetry in other languages. Thus, it requires more to control the coherence and improve the novelty. In this paper, we propose a generate-retrieve-then-refine paradigm to jointly improve the coherence and novelty. In the first stage, a draft is generated given keywords (i.e., topics) only. The second stage produces a "refining vector" from retrieval lines. At last, we take into consideration both the draft and the "refining vector" to generate a new poem. The draft provides future sentence-level information for a line to be generated. Meanwhile, the "refining vector" points out the direction of refinement based on impressive words detection mechanism which can learn good patterns from references and then create new ones via insertion operation. Experimental results on a collected large-scale modern Chinese poetry dataset show that our proposed approach can not only generate more coherent poems, but also improve the diversity and novelty.

Interfacial-hybridization-modified Ir Ferromagnetism and Electronic Structure in LaMnO$_3$/SrIrO$_3$ Superlattices

Artificially fabricated 3$d$/5$d$ superlattices (SLs) involve both strong electron correlation and spin-orbit coupling in one material by means of interfacial 3$d$-5$d$ coupling, whose mechanism remains mostly unexplored. In this work we investigated the mechanism of interfacial coupling in LaMnO$_3$/SrIrO$_3$ SLs by several spectroscopic approaches. Hard x-ray absorption, magnetic circular dichroism and photoemission spectra evidence the systematic change of the Ir ferromagnetism and the electronic structure with the change of the SL repetition period. First-principles calculations further reveal the mechanism of the SL-period dependence of the interfacial electronic structure and the local properties of the Ir moments, confirming that the formation of Ir-Mn molecular orbital is responsible for the interfacial coupling effects. The SL-period dependence of the ratio between spin and orbital components of the Ir magnetic moments can be attributed to the realignment of electron spin during the formation of the interfacial molecular orbital. Our results clarify the nature of interfacial coupling in this prototypical 3$d$/5$d$ SL system and the conclusion will shed light on the study of other strongly correlated and spin-orbit coupled oxide hetero-interfaces.

The JDDC Corpus: A Large-Scale Multi-Turn Chinese Dialogue Dataset for E-commerce Customer Service

Human conversations are complicated and building a human-like dialogue agent is an extremely challenging task. With the rapid development of deep learning techniques, data-driven models become more and more prevalent which need a huge amount of real conversation data. In this paper, we construct a large-scale real scenario Chinese E-commerce conversation corpus, JDDC, with more than 1 million multi-turn dialogues, 20 million utterances, and 150 million words. The dataset reflects several characteristics of human-human conversations, e.g., goal-driven, and long-term dependency among the context. It also covers various dialogue types including task-oriented, chitchat and question-answering. Extra intent information and three well-annotated challenge sets are also provided. Then, we evaluate several retrieval-based and generative models to provide basic benchmark performance on the JDDC corpus. And we hope JDDC can serve as an effective testbed and benefit the development of fundamental research in dialogue task

Long-distance transmission of quantum key distribution coexisting with classical optical communication over weakly-coupled few-mode fiber

Quantum key distribution (QKD) is one of the most practical applications in quantum information processing, which can generate information-theoretical secure keys between remote parties. With the help of the wavelength-division multiplexing technique, QKD has been integrated with the classical optical communication networks. The wavelength-division multiplexing can be further improved by the mode-wavelength dual multiplexing technique with few-mode fiber (FMF), which has additional modal isolation and large effective core area of mode, and particularly is practical in fabrication and splicing technology compared with the multi-core fiber. Here, we present for the first time a QKD implementation coexisting with classical optical communication over weakly-coupled FMF using all-fiber mode-selective couplers. The co-propagation of QKD with one 100 Gbps classical data channel at -2.60 dBm launched power is achieved over 86 km FMF with 1.3 kbps real-time secure key generation. Compared with single-mode fiber, the average Raman noise in FMF is reduced by 86% at the same fiber-input power. Our work implements an important approach to the integration between QKD and classical optical communication and previews the compatibility of quantum communications with the next-generation mode division multiplexing networks

Polar Rectification Effect in Electro-Fatigued SrTiO3 Based Junctions

Rectifying semiconductor junctions are crucial to electronic devices. They convert alternating current into direct one by allowing unidirectional charge flows. In analogy to the current-flow rectification for itinerary electrons, here, a polar rectification that based on the localized oxygen vacancies (OVs) in a Ti/fatigued-SrTiO3 (fSTO) Schottky junction is first demonstrated. The fSTO with OVs is produced by an electro-degradation process. The different movability of localized OVs and itinerary electrons in the fSTO yield a unidirectional electric polarization at the interface of the junction under the coaction of external and built-in electric fields. Moreover, the fSTO displays a pre-ferroelectric state located between paraelectric and ferroelectric phases. The pre-ferroelectric state has three sub-states and can be easily driven into a ferroelectric state by external electric field. These observations open up opportunities for potential polar devices and may underpin many useful polar-triggered electronic phenomena.

Intrinsic skyrmions in monolayer Janus magnets

Skyrmions are localized solitonic spin textures with protected topology, which are promising as information carriers in ultra-dense and energy-efficient logic and memory devices. Recently, magnetic skyrmions have been observed in magnetic thin films, and are stabilized by the extrinsic interfacial Dzyaloshinskii-Moriya interaction (DMI) and/or external magnetic fields. The specific effects in magnetic monolayer materials have not been thoroughly studied. Here, we investigate the intrinsic magnetic skyrmions in a family of monolayer Janus van der Waals magnets, MnSTe, MnSeTe, VSeTe, and MnSSe, by the first-principles calculations combined with the micromagnetic simulations. The monolayer Janus MnSTe, MnSeTe, and VSeTe with out-of-plane geometric asymmetry and strong spin-orbit coupling (SOC) have a large intrinsic DMI, which could stabilize a sub-50 nm intrinsic skyrmions in monolayer MnSTe and MnSeTe at zero magnetic field. While monolayer VSeTe with in-plane easy axis forms magnetic domain rather than skyrmions. Moreover, the size and shape of skyrmions can be tuned by an external magnetic field. Therefore, our work motivates a new vista for seeking intrinsic skyrmions in atomic-scale magnets.

Accelerating Primal Solution Findings for Mixed Integer Programs Based on Solution Prediction

Mixed Integer Programming (MIP) is one of the most widely used modeling techniques for combinatorial optimization problems. In many applications, a similar MIP model is solved on a regular basis, maintaining remarkable similarities in model structures and solution appearances but differing in formulation coefficients. This offers the opportunity for machine learning methods to explore the correlations between model structures and the resulting solution values. To address this issue, we propose to represent an MIP instance using a tripartite graph, based on which a Graph Convolutional Network (GCN) is constructed to predict solution values for binary variables. The predicted solutions are used to generate a local branching type cut which can be either treated as a global (invalid) inequality in the formulation resulting in a heuristic approach to solve the MIP, or as a root branching rule resulting in an exact approach. Computational evaluations on 8 distinct types of MIP problems show that the proposed framework improves the primal solution finding performance significantly on a state-of-the-art open-source MIP solver.

Modeling Semantic Relationship in Multi-turn Conversations with Hierarchical Latent Variables

Multi-turn conversations consist of complex semantic structures, and it is still a challenge to generate coherent and diverse responses given previous utterances. It's practical that a conversation takes place under a background, meanwhile, the query and response are usually most related and they are consistent in topic but also different in content. However, little work focuses on such hierarchical relationship among utterances. To address this problem, we propose a Conversational Semantic Relationship RNN (CSRR) model to construct the dependency explicitly. The model contains latent variables in three hierarchies. The discourse-level one captures the global background, the pair-level one stands for the common topic information between query and response, and the utterance-level ones try to represent differences in content. Experimental results show that our model significantly improves the quality of responses in terms of fluency, coherence and diversity compared to baseline methods.

Intrinsic Ferromagnetism in Electrenes

We report intrinsic ferromagnetism in monolayer electrides or electrenes, in which excess electrons act as anions. Our first-principles calculations demonstrate that magnetism in such electron-rich two-dimensional (2D) materials originates from the anionic electrons rather than partially filled d orbitals, which is fundamentally different from ferromagnetism found in other 2D intrinsic magnetic materials. Taking the honeycomb LaBr$_2$ (La$^{3+}$Br$^{-}_{2}\cdot e^{-}$) as an example, our calculations reveal that the excess electron is localized at the center of the hexagon, which leads to strong Stoner-instability of the associated states at the Fermi energy, resulting in spontaneous magnetization and formation of a local moment. The overlap of extended tails of the wave functions of these electrons mediates a long-range ferromagnetic interaction, contributing to a Curie temperature ($T_\textrm{c}$) of 235 K and a coercive field ($H_\textrm{c}$) of 0.53 T, which can be further enhanced by hole doping. The dual nature, localization and extension, of the electronic states suggests a unique mechanism in such magnetic-element-free electrenes as intrinsic 2D ferromagnets.

2DMatPedia: An open computational database of two-dimensional materials from top-down and bottom-up approaches

Two-dimensional (2D) materials have been a hot research topic in the last decade, due to novel fundamental physics in the reduced dimension and appealing applications. Systematic discovery of functional 2D materials has been the focus of many studies. Here, we present a large dataset of 2D materials, with more than 6,000 monolayer structures, obtained from both top-down and bottom-up discovery procedures. First, we screened all bulk materials in the database of Materials Project for layered structures by a topology-based algorithm, and theoretically exfoliate them into monolayers. Then, we generated new 2D materials by chemical substitution of elements in known 2D materials by others from the same group in the periodic table. The structural, electronic and energetic properties of these 2D materials are consistently calculated, to provide a starting point for further material screening, data mining, data analysis and artificial intelligence applications. We present the details of computational methodology, data record and technical validation of our publicly available data (http://www.2dmatpedia.org/).

Tungsten Boride: a 2D Multiple Dirac Semimetal for Hydrogen Evolution Reaction

Here, we propose a two-dimensional tungsten boride (WB4) lattice, with the Gibbs free energy for the adsorption of atomic hydrogen, tending to be the ideal value of 0 eV at 3% strained state, to host a better hydrogen evolution reaction activity. Based on first-principles calculations, it is demonstrated that the multiple d-p-pi and d-p-sigma Dirac conjugations of WB4 lattice ensures its excellent electronic transport characteristics. Meanwhile, coupling with the d-orbitals of W, the p-orbitals of borophene subunits in WB4 lattice can modulate the d band center to get a good HER performance. Our results not only provide a versatile platform for hosting multiple Dirac semimetal states with a sandwich configuration, but also offer a guiding principle for discovering the relationship between intrinsic properties of the active centre and the catalytic activity of metal layer from the emerging field of low-dimensional noble-metal-free lattices.

Discovery of Hidden Classes of Layered Electrides by Extensive High-throughput Materials Screening

Despite their extraordinary properties, electrides are still a relatively unexplored class of materials with only a few compounds grown experimentally. Especially for layered electrides, the current researches mainly focus on several isostructures of Ca2N with similar interlayer two-dimensional (2D) anionic electrons. An extensive screening for different layered electrides is still missing. Here, by screening materials with anionic electrons for the structures in Materials Project, we uncover 12 existing materials as new layered electrides. Remarkably, these layered electrides demonstrate completely different properties from Ca2N. For example, unusual fully spin-polarized zero-dimensional (0D) anionic electrons are shown in metal halides with MoS2-like structures; unique one-dimensional (1D) anionic electrons are confined within the tubes of the quasi-1D structures; a coexistence of magnetic and non-magnetic anionic electrons is found in ZrCl-like structures and a new ternary Ba2LiN with both 0D and 1D anionic electrons. These materials not only significantly increase the pool of experimentally synthesizable layered electrides but also are promising to be exfoliated into advanced 2D materials.
