Optical Characterizations and Electronic Devices of Nearly Pure (10,5) Single-Walled Carbon Nanotubes

It remains an elusive goal to achieve high performance single-walled carbon nanotube (SWNTs) field effect transistors (FETs) comprised of only single chirality SWNTs. Many separation mechanisms have been devised and various degrees of separation demonstrated, yet it is still difficult to reach the goal of total fractionation of a given nanotube mixture into its single chirality components. Chromatography has been reported to separate small SWNTs (diameter less than 0.9nm) according to their diameter, chirality and length. The separation efficiency decreased with increasing tube diameter by using ssDNA sequence d(GT)n (n=10-45). Here we report our result on the separation of single chirality (10,5) SWNTs (diameter = 1.03nm) from HiPco tubes with ion exchange chromatography. The separation efficiency was improved by using a new DNA sequence (TTTA)3T which can recognize SWNTs with the specific chirality (10,5). The chirality of the separated tubes was examined by optical absorption, Raman, photoluminescence excitation/emission and electrical transport measurement. All spectroscopic methods gave single peak of (10,5) tubes. The purity was 99% according to the electrical measurement. The FETs comprised of separated SWNTs in parallel gave Ion/Ioff ratio up to 106 owning to the single chirality enriched (10,5) tubes. This is the first time that SWNT FETs with single chirality SWNTs were achieved. The chromatography method has the potential to separate even larger diameter semiconducting SWNTs from other starting material for further improving the performance of the SWNT FETs.

1122 Hz rotation of XTE J1739-285 as a probe of quark matter in the interior of the neutron star

The recent discovery of burst oscillation at 1122Hz in the X-ray transient XTE J1739-285 supports the suggestion that it contains a submillisecond pulsar. In our estimations of the enormous dissipation effect in the transition boundary layer between quark matter core and hadron matter envelope, combing the viscosities of bulk mater in previous works, we show that XTE J1739-285 can be uniquely restricted to a quark star masquerading as a neutron star (hybrid star) that contains a pure quark matter or mixed quark-hadron matter core from minimizing gravitational wave radiation (r-mode) instability and Keplerian motion constraints at 1122Hz level through a three-parameters image. Such constraints allow the stellar radii in the range $9{\rm km}\leq R\leq 12{\rm km}$ and the stellar masses in the range $1.2M_\odot\leq M\leq 2.0M_\odot$. It perhaps implies that submillisecond pulsars are just probes of quark matter.

Directional Cross Diamond Search Algorithm for Fast Block Motion Estimation

In block-matching motion estimation (BMME), the search patterns have a significant impact on the algorithm's performance, both the search speed and the search quality. The search pattern should be designed to fit the motion vector probability (MVP) distribution characteristics of the real-world sequences. In this paper, we build a directional model of MVP distribution to describe the directional-center-biased characteristic of the MVP distribution and the directional characteristics of the conditional MVP distribution more exactly based on the detailed statistical data of motion vectors of eighteen popular sequences. Three directional search patterns are firstly designed by utilizing the directional characteristics and they are the smallest search patterns among the popular ones. A new algorithm is proposed using the horizontal cross search pattern as the initial step and the horizontal/vertical diamond search pattern as the subsequent step for the fast BMME, which is called the directional cross diamond search (DCDS) algorithm. The DCDS algorithm can obtain the motion vector with fewer search points than CDS, DS or HEXBS while maintaining the similar or even better search quality. The gain on speedup of DCDS over CDS or DS can be up to 54.9%. The simulation results show that DCDS is efficient, effective and robust, and it can always give the faster search speed on different sequences than other fast block-matching algorithm in common use.

Interior matter estimates of the X-ray pulsar in SAX J1808.4-3658 from mass-radius and rotation measurements

To constrain the equation of state of super-nuclear density matter and probe the interior composition of the X-ray pulsar in SAX J1808.4-3658. In our estimation, we consider both its persistent 2.49 ms X-ray pulsations discovered by Wijnands and van der Klis from using the Rossi X-ray Timing Explorer, which is interpreted to come from an accreting-powered millisecond X-ray pulsar in the low mass X-ray binaries, and the corresponding mass-radius data analyzed of the light curves of SAX J1808.4-3685 during its 1998 and 2005 outbursts by Leahy et al. from assuming a hot spot model where the X-rays are originated from the surface of the neutron star.

Real stabilization method for nuclear single particle resonances

We develop the real stabilization method within the framework of the relativistic mean field (RMF) model. With the self-consistent nuclear potentials from the RMF model, the real stabilization method is used to study single-particle resonant states in spherical nuclei. As examples, the energies, widths and wave functions of low-lying neutron resonant states in $^{120}$Sn are obtained. These results are compared with those from the scattering phase shift method and the analytic continuation in the coupling constant approach and satisfactory agreements are found.

Non-thermal emission from old supernova remnants

We study the non-thermal emission from old shell-type supernova remnants (SNRs) on the frame of a time-dependent model. In this model, the time-dependent non-thermal spectra of both primary electrons and protons as well as secondary electron/positron ($e^{\pm}$) pairs can be calculated numerically by taking into account the evolution of the secondary $e^{\pm}$ pairs produced from proton-proton (p-p) interactions due to the accelerated protons collide with the ambient matter in an SNR. The multi-wavelength photon spectrum for a given SNR can be produced through leptonic processes such as electron/positron synchrotron radiation, bremsstrahlung and inverse Compton scattering as well as hadronic interaction. Our results indicate that the non-thermal emission of the secondary $e^{\pm}$ pairs is becoming more and more prominent when the SNR ages in the radiative phase because the source of the primary electrons has been cut off and the electron synchrotron energy loss is significant for a radiative SNR, whereas the secondary $e^{\pm}$ pairs can be produced continuously for a long time in the phase due to the large energy loss time for the p-p interaction. We apply the model to two old SNRs, G8.7$-$0.1 and G23.3$-$0.3, and the predicted results can explain the observed multi-wavelength photon spectra for the two sources.

Measuring the Capacitance of Individual Semiconductor Nanowires for Carrier Mobility Assessment

Capacitance-voltage characteristics of individual germanium nanowire field effect transistors were directly measured and used to assess carrier mobility in nanowires for the first time; thereby removing uncertainties in calculated mobility due to device geometries, surface and interface states and gate dielectric constants and thicknesses. Direct experimental evidence showed that surround-gated nanowire transistors exhibit higher capacitance and better electrostatic gate control than top-gated devices, and are the most promising structure for future high performance nanoelectronics.

Langmuir blodgett assembly of densely aligned single walled carbon nanotubes from bulk materials

Single walled carbon nanotubes exhibit advanced electrical and surface properties useful for high performance nanoelectronics. Important to future manufacturing of nanotube circuits is large scale assembly of SWNTs into aligned forms. Despite progress in assembly and oriented synthesis, pristine SWNTs in aligned and close-packed form remain elusive and needed for high current, speed and density devices through collective operations of parallel SWNTs. Here, we develop a Langmuir Blodgett method achieving monolayers of aligned SWNTs with dense packing, central to which is a non covalent polymer functionalization by PmPV imparting high solubility and stability of SWNTs in an organic solvent DCE. Pressure cycling or annealing during LB film compression reduces hysteresis and facilitates high degree alignment and packing of SWNTs characterized by microscopy and polarized Raman spectroscopy. The monolayer SWNTs are readily patterned for device integration by microfabrication, enabling the highest currents 3mA through the narrowest regions packed with aligned SWNTs thus far.

Electrically driven thermal light emission from individual single-walled carbon nanotubes

Light emission from nanostructures exhibits rich quantum effects and has broad applications. Single-walled carbon nanotubes (SWNTs) are one-dimensional (1D) metals or semiconductors, in which large number of electronic states in a narrow range of energies, known as van Hove singularities, can lead to strong spectral transitions. Photoluminescence and electroluminescence involving interband transitions and excitons have been observed in semiconducting SWNTs, but are not expected in metallic tubes due to non-radiative relaxations. Here, we show that in the negative differential conductance regime, a suspended quasi-metallic SWNT (QM-SWNT) emits light due to joule-heating, displaying strong peaks in the visible and infrared corresponding to interband transitions. This is a result of thermal light emission in 1D, in stark contrast with featureless blackbody-like emission observed in large bundles of SWNTs or multi-walled nanotubes. This allows for probing of the electronic temperature and non-equilibrium hot optical phonons in joule-heated QM-SWNTs.

Parallel Core-Shell Metal-Dielectric-Semiconductor Germanium Nanowires for High Current Surround Gate Field Effect Transistors

Core-shell germanium nanowire (GeNW) is formed with a single-crystalline Ge core and concentric shells of nitride and silicon passivation layer by chemical vapor deposition (CVD), an Al2O3 gate dielectric layer by atomic layer deposition (ALD) and an Al metal surround-gate (SG) shell by isotropic magnetron sputter deposition. Surround gate nanowire field effect transistors (FETs) are then constructed using a novel self-aligned fabrication approach. Individual SG GeNW FETs show improved switching over GeNW FETs with planar gate stacks owing to improved electrostatics. FET devices comprised of multiple quasi-aligned SG GeNWs in parallel are also constructed. Collectively, tens of SG GeNWs afford on-currents exceeding 0.1mA at low source-drain bias voltages. The self-aligned surround gate scheme can be generalized to various semiconductor nanowire materials.

The correlations between BL Lacs and ultra-high-energy cosmic rays deflected by using different GMF models

Some studies suggested that a correlation between locations of BL Lacertae objects (BL Lacs) and the arrival directions of the ultrahigh energy cosmic rays (UHECRs) exists. Especially by assuming the primary particles charged +1 and using a galactic magnetic field (GMF) model to calculate the deflections of the UHECRs, the significance of correlation is improved. We construct a new GMF model by incorporating all progresses in the GMF measurements in recent years. Based on a thorough study of the deflections of the UHECRs measured by the AGASA experiment, we study the GFM model dependence of the correlation between the UHECRs and the selected BL Lacs using the new model together with others. It turns out that only specific one of those GMF models makes the correlation significant, even if neither GMF models themselves nor deflections of the UHECRs are not significantly different. It suggests that the significance of the correlation, calculated using a method suggested in those studies, is intensively depending on the GMF model. Great improvement in statistics may help to suppress the sensitivity to the GMF models.

DNA Functionalization of Carbon Nanotubes for Ultra-Thin Atomic Layer Deposition of High k Dielectrics for Nanotube Transistors with 60mV/decade Switching

For single-walled carbon nanotube (SWNT) field effect transistors, vertical scaling of high k dielectrics by atomic layer deposition (ALD) currently stands at ~8nm with subthreshold swing S~70-90 mV/decade at room temperature. ALD on as-grown pristine SWNTs is incapable of producing a uniform and conformal dielectric layer due to the lack of functional groups on nanotubes and that nucleation of an oxide dielectric layer in the ALD process hinges upon covalent chemisorption on reactive groups on surfaces. Here, we show that by non-covalent functionalization of SWNTs with ploy-T DNA molecules (dT40-DNA), one can impart functional groups of sufficient density and stability for uniform and conformal ALD of high k dielectrics on SWNTs with thickness down to 2-3nm. This enables approaching the ultimate vertical scaling limit of nanotube FETs and reliably achieving S ~ 60mV/decade at room temperature, and S~50mV/decade in band to band tunneling regime of ambipolar transport. We have also carried out microscopy investigations to understand ALD processes on SWNTs with and without DNA functionalization.

Ensuring Trust in One Time Exchanges: Solving the QoS Problem

We describe a pricing structure for the provision of IT services that ensures trust without requiring repeated interactions between service providers and users. It does so by offering a pricing structure that elicits truthful reporting of quality of service (QoS) by providers while making them profitable. This mechanism also induces truth-telling on the part of users reserving the service.

Ultra-High Yield Growth of Vertical Single-Walled Carbon Nanotubes: Hidden Roles of Hydrogen and Oxygen

An oxygen assisted hydrocarbon chemical vapor deposition (CVD) method is developed to afford large-scale highly reproducible ultra high-yield growth of vertical single-walled carbon nanotubes (SWNT). It is revealed that reactive hydrogen (H)-species, inevitable in hydrocarbon-based growth, are damaging to the formation of sp2-like SWNTs. The addition of oxygen scavenges H-species and provides a powerful control over the C/H ratio to favor SWNT growth. The revelation of the roles played by hydrogen and oxygen leads to a unified and universal optimum growth condition for SWNTs. Further, a versatile method is developed to form vertical SWNT films on any substrate, lifting a major substrate-type limitation for aligned SWNTs.

The Circulation of Money and Holding Time Distribution

We have studied the statistical mechanics of money circulation in a closed economic system. An explicit statistical formulation of the circulation velocity of money is presented for the first time by introducing the concept of holding time of money. The result indicates that the velocity is governed by behavior patterns of economic agents. Computer simulations have been carried out in order to demonstrate the shape of the holding time distribution. We find that, money circulation is a Poisson process in which the holding time probability distribution follows a type of Gamma distribution, and the velocity of money depends on the share for exchange and the number of agents.

Deterministic One-to-One Synthesis of Germanium Nanowires and Individual Gold Nano-Seed Patterning for Aligned Nanowire Arrays

It is demonstrated by the current work controlled one-to-one synthesis of Ge nanowires (GeNWs) with ~100% yield from Au seed particles. The optimum GeNW growth conditions are found to be size dependent. For < 50 nm Au seeds, under-growth, one-to-one growth and over-growth can occur depending on the growth conditions. Growth of large GeNWs appears to be diffusion limited. These results should have generic implications to the synthesis of other types of nanowires via vapor-liquid-solid (VLS) processes. Patterning and positioning of individual Au nanoparticles are achieved by lithographic patterning and used for successful one-to-one nanowire growth. Finally, post-growth flow-alignment is used to obtain quasi-parallel nanowires originating from well-controlled single-particle sites. These results are important to the fundamental science of nanomaterials synthesis and may find important applications in various fields including high performance nanoelectronics.

A Price-Anticipating Resource Allocation Mechanism for Distributed Shared Clusters

In this paper we formulate the fixed budget resource allocation game to understand the performance of a distributed market-based resource allocation system. Multiple users decide how to distribute their budget (bids) among multiple machines according to their individual preferences to maximize their individual utility. We look at both the efficiency and the fairness of the allocation at the equilibrium, where fairness is evaluated through the measures of utility uniformity and envy-freeness. We show analytically and through simulations that despite being highly decentralized, such a system converges quickly to an equilibrium and unlike the social optimum that achieves high efficiency but poor fairness, the proposed allocation scheme achieves a nice balance of high degrees of efficiency and fairness at the equilibrium.

Tycoon: an Implementation of a Distributed, Market-based Resource Allocation System

Distributed clusters like the Grid and PlanetLab enable the same statistical multiplexing efficiency gains for computing as the Internet provides for networking. One major challenge is allocating resources in an economically efficient and low-latency way. A common solution is proportional share, where users each get resources in proportion to their pre-defined weight. However, this does not allow users to differentiate the value of their jobs. This leads to economic inefficiency. In contrast, systems that require reservations impose a high latency (typically minutes to hours) to acquire resources. We present Tycoon, a market based distributed resource allocation system based on proportional share. The key advantages of Tycoon are that it allows users to differentiate the value of their jobs, its resource acquisition latency is limited only by communication delays, and it imposes no manual bidding overhead on users. We present experimental results using a prototype implementation of our design.
