Epitaxial inversion of spontaneous polarization in ε-Ga2O3

Polar wide bandgap semiconductors offer the unique capability to manipulate internal electric fields and induce two-dimensional electron gases (2DEG). The emerging orthorhombic ε-Ga2O3 is a promising candidate owing to its large spontaneous polarization (Psp). However, exploiting this material is hindered by fundamental ambiguities surrounding its absolute Psp vectors and the inability to govern its epitaxial direction. Here we show the resolution of the absolute Psp vectors in ε-Ga2O3 and control of its macroscopic polarity via substrate engineering. By correlating interferometric piezoresponse with atomic configurations, we establish an identification criterion where opposing polarities are assigned through the geometric elevation within an asymmetric four-atom sequence. Guided by this signature, we demonstrate that epitaxy on Al-polar AlN and sapphire yields uniformly Ga-polar (upward Psp) and O-polar (downward Psp) architectures, respectively, whereas deteriorated crystallinity disrupts this registry and triggers mixed-polarity. This atomic-to-macroscopic correlation eliminates long-standing ambiguities regarding absolute polar orientations in non-centrosymmetric oxides. Analogous to mature III-Nitride architectures, this blueprint provides the foundational platform for designing macroscopic polarization discontinuities at heterointerfaces, unlocking ε-Ga2O3 for advanced polarization electronics.

Epitaxial Growth of $β$-Ga$_2$O$_3$ Coated Wide Bandgap Semiconductor Tape for Flexible UV Photodetector

The epitaxial growth of technically-important $β$-Ga$_2$O$_3$ semiconductor thin films have not been realized on flexible substrates due to limitations by the high-temperature crystallization conditions and the lattice-matching requirements. In this report, for the first time single crystal $β$-Ga$_2$O$_3$(-201) thin films is epitaxially grown on the flexible CeO2 (001)-buffered hastelloy tape. The results indicate that CeO$_2$ (001) has a small bi-axial lattice mismatch with $β$-Ga$_2$O$_3$ (-201), thus inducing a simultaneous double-domain epitaxial growth. Flexible photodetectors are fabricated based on the epitaxial $β$-Ga$_2$O$_3$ coated tapes. Measurements show that the obtained photodetectors have a responsivity of 40 mA/W, with an on/off ratio reaching 1000 under 250 nm incident light and 5 V bias voltage. Such photoelectrical performance is already within the mainstream level of the $β$-Ga$_2$O$_3$ based photodetectors by using the conventional rigid single crystal substrates; and more importantly remained robust against more than 1000 cycles of bending tests. In addition, the epitaxy technique described in the report also paves the way for the fabrication of a wide range of flexible epitaxial film devices that utilize the materials with lattice parameters similar to $β$-Ga$_2$O$_3$, including GaN, AlN and SiC.

Empirical Bayes methods for controlling the false discovery rate with dependent data

False discovery rate (FDR) has been widely used as an error measure in large scale multiple testing problems, but most research in the area has been focused on procedures for controlling the FDR based on independent test statistics or the properties of such procedures for test statistics with certain types of stochastic dependence. Based on an approach proposed in Tang and Zhang (2005), we further develop in this paper empirical Bayes methods for controlling the FDR with dependent data. We implement our methodology in a time series model and report the results of a simulation study to demonstrate the advantages of the empirical Bayes approach.
