Exploration of stable atomic configurations in graphene-like BCN systems by Bayesian optimization

h-BCN is an intriguing material system where the bandgap varies considerably depending on the atomic configuration, even at a fixed composition. Exploring stable atomic configurations in this system is crucial for discussing the energetic formability and controllability of desirable configurations. In this study, this challenge is tackled by combining first-principles calculations with Bayesian optimization. An encoding method that represents the configurations as vectors, while incorporating information about the local atomic environments and domain knowledge, is proposed for the search. The proposed encoding method proved effective in the search, resulting in the discovery of two interesting and stable semiconductor configurations. Furthermore, the optimization behavior is discussed through principal component analysis, confirming that the ordered BN network and the C configuration features are well embedded in the search space. While our approach provided a tailored encoding for the h-BCN system in this study, it holds promise for broader application to other materials by adapting the domain knowledge matrix to each target system.

Augmentation of the Electron Counting Rule with Ising Model

On semiconductor growth surfaces, surface reconstructions appear. Estimation of the reconstructed structures is essential for understanding and controlling growth phenomena. In this study, the stability of a mixture of two different surface reconstructions is investigated. Since the number of candidate structures is enormous, the structures sampled by Bayesian optimization are analyzed. As a result, the local electron counting (EC) rule alone was found to be insufficient to explain such stability. Then, augmenting the EC rule, a data-driven Ising model is proposed. The model allows the evaluation of the whole enormous number of candidate structures. The approach is expected to be useful for theoretical studies of such mixtures on various semiconductor surfaces.

Emergence of metallic surface states and negative differential conductance in thin $\beta$-FeSi$_2$ films on Si(001)

The electronic properties of the surface of $\beta$-FeSi$_2$ have been debated for a long while. We studied the surface states of $\beta$-FeSi$_2$ films grown on Si(001) substrates using scanning tunnelling microscopy (STM) and spectroscopy (STS), with the aid of density functional theory (DFT) calculations. STM simulations using the surface model proposed by Romanyuk et al. [Phys. Rev. B 90, 155305 (2014)] reproduce the detailed features of experimental STM images. The result of STS showed metallic surface states in accordance with theoretical predictions. The Fermi level was pinned by a surface state that appeared in the bulk band gap of the $\beta$-FeSi$_2$ film, irrespective of the polarity of the substrate. We also observed negative differential conductance at $\sim$0.45 eV above the Fermi level in STS measurements performed at 4.5 K, reflecting the presence of an energy gap in the unoccupied surface states of $\beta$-FeSi$_2$.

First principles soft mode lattice dynamics of PbZr$_{0.5}$Ti$_{0.5}$O$_3$ and shortcomings of the virtual crystal approximation

A comparative study between PbTiO$_3$, PbZrO$_3$, and the solid solution PbZr$_{0.5}$Ti$_{0.5}$O$_3$ is performed on the soft mode lattice dynamics within the first Brillouin Zone. We consider the six unique B-site orderings for PbZr$_{0.5}$Ti$_{0.5}$O$_3$ representable within the 2$\times$2$\times$2 primitive perovskite supercell as well as the virtual crystal approximation (VCA) to extract the phonon dispersion relations of a high-symmetry cubic-constrained form using density functional perturbation theory. We find that the most unstable modes in the rock-salt ordered structure and the VCA, like pure PbZrO$_3$, are antiferrodistortive (AFD) whilst lower symmetry arrangements are dominated by $\Gamma$-point ferroelectric (FE) instabilities like pure PbTiO$_3$. Despite similarities in the phonon dispersion relations between the rock-salt ordered supercell and the VCA, the character of modes at high symmetry points are found to be different. In particular, the a$^{0}$a$^{0}$c$^{-}$ & a$^{0}$a$^{0}$c$^{+}$ AFD instabilities of the rock-salt ordering are replaced with a$^{-}$b$^{-}$c$^{-}$ & a$^{+}$b$^{+}$c$^{+}$ instabilities within the VCA. Such a rotation pattern is not seen in any of the supercell-based calculations thus serving as a quantitative example of the inability of the method to represent accurately local structural distortions. Single modes are found exhibiting dual order parameters. At the zone centre, some arrangements show mixed FE & antipolar soft modes (due to Pb motion tansverse to the polar axis) and at long wavelengths all arrangements have soft modes of a mixed antipolar & AFD character. These are described with direct analysis of the eigendisplacements.

Importance of bulk states for the electronic structure of semiconductor surfaces: implications for finite slabs

We investigate the influence of slab thickness on the electronic structure of the Si(100)-p(2x2) surface in density functional theory (DFT) calculations, considering both density of states and band structure. Our calculations, with slab thicknesses of up to 78 atomic layers, reveal that the slab thickness profoundly affects the surface band structure, particularly the dangling bond states of the silicon dimers near the Fermi level. We find that, to precisely reproduce the surface bands, the slab thickness needs to be large enough to completely converge the bulk bands in the slab. In case of the Si(100) surface, the dispersion features of the surface bands, such as the band shape and width, converge when the slab thickness is larger than 30 layers. Complete convergence of both the surface and bulk bands in the slab is only achieved when the slab thickness is greater than 60 layers.
